Mitsubishi has released a new full SiC Power Modules of 62 mm with a rating of 400A - 1200V. It has a copper base plate and a double switch (half-bridge).
It is RoHS compliant and recognized under UL1557 file E323585.
The new module has different targeted applications : hight frequency inverter, motor drive, embedded power converter.
